Modules combine SiC MOSFETs and SiC diodes

The new AgileSwitch Phase Leg SiC MOSFET modules from Microchip Technology are now being shipped by distributor Mouser Electronics.

The compact, highly integrated power modules are built with both silicon carbide (SiC) MOSFETs and SiC diodes, combining the benefits of both devices in a single solution.

The AgileSwitch modules support a range of power supply applications, including electric vehicle/hybrid electric vehicle (EV/HEV) powertrain and kinetic energy recovery systems, medical power supplies, aircraft actuation systems, power generation systems, and photovoltaic/solar/wind converters.

They are housed in an extremely low-inductance SP6LI package, allowing designers to achieve complete systems using a smaller number of modules in parallel.

The 1200 V modules feature an SiC power MOSFET offering low RDS(on) and high-temperature performance.

A SiC Schottky diode offers zero forward recovery, zero reverse recovery, temperature independent switching behavior, and a Kelvin source for easy drive.

The modules feature a case temperature of +80°C and AlN substrate for improved thermal performance.

They enable switch mode power supplies and motor control in a broad range of defence, automotive, medical, and industrial applications.
