1.8kV thyristors for controlled rectifier applications

IXYS have today announced three new 1.8kV pressure contact phase control thyristors featuring increased power density. Retaining the same overall package footprint, the improved designs offer an increase of more than 40% in current rating over existing designs. This improvement in performance is achieved by maximising the die size and an improved package design.

The new silicon dice are bonded and encapsulated in fully hermetic ceramic packages with a novel design that have reduced thermal resistance, and the dice have enhanced electrical performance.

With an industry standard overall diameter of 3 inches (74mm), the new 2.2 inch (56mm) die device has an average current rating of 2600A and the package has a 2 inch (50mm) electrode contact diameter. With industry standard overall diameters of 4 inches (101.5mm), the new 2.7 inch (69mm) die devices have average current ratings of 3175A to 3565A and the packages have a 2.6 inch (66mm) electrode contact diameter.

Frank Wakeman, IXYS UK’s Marketing and Technical Support Manager, comments: “These three new device options fit in the mid-range current rating of IXYS’ product portfolio and have the highest ever power density offered in these footprints. Higher currents in smaller packages allow our customers to also optimise their designs to use less material and so save on cost as well as reduce the impact on the environment.”

Typical applications for the new 1.8kV thyristors include soft starters, DC drives, and all controlled rectifier applications requiring devices in this power rating.

The 2.2 inch (56mm) die device is available in an industry standard 1 inch (26mm) thick package and two voltage grades. Designations are: N2600MC160 (Vdrm/Vrrm 1600 Volts), N2600MC180 (Vdrm/Vrrm 1800).

The 2.7 inch (69mm) die device is available in two industry standard package thicknesses, 1 inch and 1.4 inch (35mm), plus two voltage grades. Designations are: 1 inch  thick package N3565HA160 (Vdrm/Vrrm 1600 Volts), N3565HA180 (Vdrm/Vrrm 1800) and 1.4 inch thick package N3175HE160 (Vdrm/Vrrm 1600 Volts), N3175HE180 (Vdrm/Vrrm 1800).
